She was an enemy who played around with your perceptions in an attempt to kill you and your Servant horribly for the sake of her ill fated child Master.

Of course she was meant to be creepy. There's literally nothing about that description that is not creepy.

It's just that GO comes along and, well, she becomes another of your loving humanoid Pokemon.

Wrong. She was supposed to evoke the "Innocent Monster" bit, what with her "playing" with you until you died, but she was never really creepy, any more than Illya was. (Which, I guess, could be subjective, but I don't think I've ever heard of anyone genuinely being creeped out by her, even if iirc Shirou does call her creepy at some point).

And then you get to the scene after you defeat her and it's just a goddamn tearjerker ;_;

Illya was commanding a giant monster to kill people while giggling and, at least in the anime (I don't think the VN phrased it like that, but I might be misremembering) was telling Berserker to rape Saber's corpse after beheading her.

And then there's what she does to Shirou in that bad end.

There's no sane world where that's not creepy. The Nasuverse just likes to play with child imagery that way.

She's no where near as hammy about it as she is in the Heaven's Feel movie, but basically yeah

Eh, that's way too much of a throwaway line to base anything on. And yeah, that bad end where she makes Shirou into a doll is pretty creepy, but there's like a half-dozen bad ends that end the same way without her interference anyway. Medea's, for one.

I mean, she says pretty much the same thing in the Interlude right beforehand, so I wouldn't exactly say it's a throwaway line:

The girl jumps down from the stairs.
Through the rubble, she walks to the exit without a care for the bloody Berserker.

The girl stops once as if remembering something.

Smiling, the girl leaves the castle.

And she says all of this with an innocent smile on her face and a friendly demeanour.
